Au80-Sn
Au80-Sn is a eutectic solder that offers good wetting, high strength low creep properties, excellent corrosion resistance and high thermal conductivity. This alloy can be brazed without flux and is suitable for use in vacuum due to its low vapor pressure. Used for a range of applications in electronics and photonics packaging including die attachment and attachment of metal lids to semiconductor packages.

Characteristics
Au80-Sn exhibits excellent wettability and is beneficial for brazing narrow joint clearances with limited heat exposure due to its eutectic properties. Upon cooling this material will freeze quickly, decreasing the length of the soldering cycle as compared to other materials. It is compatible with gold metallizations due to low leaching rate of thin gold-based coatings.
Properties
Upon soldering Au80-Sn will form two brittle intermetallic phases: AuSn and Au5Sn. Despite the formation of these brittle phases, Au80-Sn still yields a high strength joint with the ability to maintain hermiticity. Joint clearances of 0.001-0.003” (0.076-0.127 mm) per side are ideal for optimizing the strength of a soldered joint. In general, the properties of a soldered joint are dependent upon the base metal, joint design and soldering technique. Proper testing of the finished assembly is recommended for approval of any required properties.
